Thermally Conductive Dielectric Adhesive For Stacked Die Applications
Hydrophobic and stable at high temperatures, QMI 9503 is non-abrasive on polyimide passivation. The adhesive produces void-free bond lines with excellent interfacial adhesion strength to a wide variety of organic and metal surfaces including solder mask, BT, FR, polyimide and Au. A package or device manufactured using QMI 9503 will be highly resistant to delamination and popcorning after multiple exposures to reflow temperatures.
The collapsible spacers formulated into QMI 9503 control bond line thickness to 1.2 mil. The product's thermal conductivity is 0.8 W/mK. QMI 9503 can be cured in-line using Skip-Cure processing in just 10 seconds after the bond line reaches 150 C, or cured in a conventional oven for 15 minutes at 150 C. Skip-Cure processing can take place on wet solder mask without substrate pre-bake. QMI 9503 meets JEDEC Level 3 standards and is qualified to perform in lead-free, 260 C reflow applications.
